Abstract

We demonstrate a single-mode laser based on a III-V semiconductor optical amplifier, heterogeneously integrated on a silicon nitride chip by micro-transfer printing, and adiabatically coupled to a silicon nitride waveguide cavity through an intermediate layer of hydrogenated amorphous silicon. Single-mode lasing with an on-chip power of 0.6 mW at 1569 nm is achieved using the combination of a microring resonator and a distributed Bragg reflector.
